Within the fabrication process ICs can be traced back completely. This particular benefit is achieved by a complete and automated recording of all measured data that are already taken during production. Besides standardized measurements performed with additional test structures, this is completed by measuring individual IC structures. Here each IC structure of a wafer is test electrically.
